摘要 | We demonstrate a novel GaAs/AlGaAs based high-speed photodetector for simultaneous high-speed data acquisition and electrical power generation from the optical signal, with a high 3dB bandwidth of 12.2 GHz and power conversion efficiency of 31%. © 2022 IEEE. |
